Transistor oscillators have received much attention in recent years due to their high-efficiency and high-power operation. Such oscillators have demonstrated well-behaved operation and easy integration capability in monolithic microwave integrated circuits. For example, the heterojunction bipolar transistor (HBT) exhibits excellent low-noise characteristics in monolithic applications up to about 20 GHz; the GaAs Schottky-gate field-effect transistor (GaAs FET) provides widening of the oscillator operating frequency range by more than 100 GHz; the junction field-effect transistor (JFET) is a good choice for achieving low-noise oscillator performance in the UHF band.
